Testing approach on dynamic fatigue property of PBGA assembly under determinate vibration excitation

Abstract: To investigate the reliability property of Plastic Ball Grid Array (PBGA) under determinate vibration, a specified PBGA assembly that contains different structural and material parameters was designed. The fatigue property of PBGA assembly under determinate vibration was tested. Manson–Coffin empirically derived formula and rain-flow algorithm were utilised to achieve the fatigue life of solder joints. Some key parameters that can influence the property of the PBGA assembly were analysed in detail.
